Program overview
Electronic packaging technology, simply put, is about how to 'package' a chip so it can work properly, dissipate heat, and connect to external circuits. The processor in your phone and the GPU in your computer all rely on packaging. This major falls under the electronic information category, focusing on solving the 'last mile' problem between the chip and the outside world. You will study courses such as semiconductor physics, packaging materials, packaging processes, thermal management, and reliability testing. There is plenty of hands-on practice, like designing packaging structures and testing chip performance. It's suitable for students who enjoy taking things apart, have strong hands-on skills, and are interested in hardware and manufacturing processes. Chinese universities have unique advantages in this field—for example, Tsinghua University, Shanghai Jiao Tong University, and Huazhong University of Science and Technology all have strong microelectronics schools, and many labs collaborate directly with companies like Huawei and SMIC, giving you access to cutting-edge technology.
